Resumen/Abstract
We report the complete design of a Cascode Low Noise Amplifier (LNA) MMIC operating in a band between 94 and 100 GHz, based on microstrip technology using a process which employs 0.07 μm Metamorphic High Electron Mobility Transistors. A modified Cascode configuration combining resistive feedback and a lossy network to equalize gain and stabilize the circuit is used. Differences between electromagnetic simulation and circuital equivalent models of passive parts in these frequencies are discussed. Expected performance features small signal gain over 11 dB, a minimum Noise Figure of 2.2 dB, being below 2.5 dB in the whole band, input and output matching better than -15 dB/-8 dB. MonteCarlo analysis was done to ensure a robust design obtaining yield figures above 80% for the main specs.
